Hi all,

I'm looking for a low warpage black underfill which can penetrate small gaps
~25µm. I'm currently having great difficulties with a NAMICS flip-chip
underfill (U8437-2), which has a bending modulus of 9.5 GPa...
Furthermore, I'm looking for a dicing blade (prefreably a DISCO-blade),
which is designed to dice in this type of (soft?) underfill. Any
recommendations is greatly appreciated.
